The use of ensemble Monte Carlo (EMC) methods for the simulation transport in semiconductor devices has become extensive over past few decades. This method allows utilizing particles while addressing full physics within device, leaving computational difficulties to computer. More recently, study quantum mechanical effects devices, which also strongly affect carrier itself, have important. While continued be useful simulations using Wigner functions, interest analytical solutions based upon non-equilibrium Green's functions (NEGF) greater device simulation. NEGF been adopted by many commercial semiconductor, there remains considerable difficulty this approach. Here, a particle approach is discussed, and preliminary results presented illustrating efficiency that with particles. adopts natural basis high electric field are obtained Si at 300 K. appears offer significant advantages NEGF.
